High precision and productivity bridge-die-last bonding process and its reliability for Pillar-Suspended Bridge (PSB) architecture
[Presentation details]
In the minimum element bridge architecture "Pillar-Suspension Bridge (PSB)," a highly productive method of connecting chiplets and bridges with a 40µm pitch micro-pillar was investigated. In addition, we focused on the thermal warpage change of the module and clarified the results of its structural reliability evaluation.
